Try setting cmin to some reasonable value. That would be something like 1/10 your minimum sized transistor cgs, maybe.

yes, Cgg are the total gate capacitance for a mos.I think cgs is the most important, its value is also the biggest one. Cgg : the total capacitance of a mos seen from the gate cgs : the capacitance between gate and source Cgd : the capacitance between gate and drain Cgd : the capacitance between gate and body(Substrate)
Hi, these capacitor demonstrate the capacitance looking from a given terminal, for example, the Cgg is equal to cgs+Cgd+Cgb, in the print results display window, you can find this correct. hope it helps!

When NMOS is cutoff : Cgb = Co where Co = Cox * W * L When NMOS is in triode : cgs = 1/2 Co and Cgd = 1/2 Co When NMOS is in saturation : cgs = 2/3 Co and Cgd = 0. These equations are based only on intrinsic capacitances. The overlap capacitances like cgso and Cgdo are not considered.

For the Cadence Spectre simulation using BSIM3 model, does the capacitance in the DC operating point result such as cgs, Cdg already include the overlap capacitance? i.e., does the value add both intrinsic device capacitance and parasitic capacitance? Thanks. :wink:
